愛普高電容密度矽電容S-SiCapTM Gen3通過客戶驗證

全球客製化記憶體解決方案設計公司愛普科技今日宣布,新一代矽電容(S-SiCapTM, Stack Silicon Capacitor) Gen3已通過客戶驗證,此產品具備超高電容密度及超薄(<100um薄度)等優勢,可在先進封裝製程中與系統單晶片(SoC)進行彈性客製化整合,滿足客戶在高階手機及高效能運算(HPC)晶片的應用需求。



愛普科技的S-SiCapTM使用先進的堆疊式電容技術(Stack Capacitor)開發,相比傳統深溝式電容技術(Deep Trench Capacitor)的電容密度更高、體積更小更薄,且具有極佳的溫度與電壓穩定性。S-SiCapTM Gen3的電容值密度可達2.5uF/mm2,操作電壓最高可支援1.2V,同時具有相當低的等效串聯電感(Equivalent Series Inductance)及等效串聯電阻(Equivalent Series Resistance),在高頻操作下能提供優異的穩壓能力。



S-SiCapTM具有超薄、客製化尺寸的特色,在先進封裝製程中,能滿足多樣整合應用並且與SoC更接近。例如:接腳側矽電容(S-SiCapTM on the landside)、封裝基板內埋矽電容(S-SiCapTM embedded in package substrate)、2.5D封裝應用矽電容(S-SiCapTM for 2.5D packaging)、矽電容中介層(S-SiCapTM in an interposer)等。




愛普科技總經理洪志勳表示,在高階手機及HPC晶片的應用趨勢中,SoC需提供更高的效能,但同時可能會伴隨功耗增加、電壓不穩的情況,客戶為了穩定電壓,對電容規格的要求也會提高,優化產品整體表現。愛普新一代S-SiCapTM Gen3超越傳統電容,電容密度更高、更薄、應用更多元,可搭配先進封裝製程大幅提升SoC效能,在目前市場上極具優勢。
